基于钙钛矿单晶半导体辐射探测器的研究

本论文拟采用MAPbBr3单晶作为X射线吸收材料,通过在6H-SiC单晶衬底上使用溶液法外延MAPbBr3单晶,制备一种MAPbBr3-6H-SiC复合结构辐射探测器,对制备的晶体进行光学性能和电学特性表征,并对辐射探测器X射线探测性能进行研究。通过测试器件在不同偏压下、不同辐射剂量下的X射线响应等得到器件响应电流与X射线能量的关系,来实现对于不同能量X射线的分辨。

This paper intends to use MAPbBr3 single crystal as an X-ray absorption material, and prepare a MAPbBr3-6HSiC composite structure radiation detector by using solution epitaxial growth of MAPbBr3 single crystal on a 6HSiC single crystal substrate. The optical and electrical properties of the prepared crystal are characterized, and the X-ray detection performance of the radiation detector is studied. By testing the X-ray responseunder different bias voltages and radiation doses, the relationship between the device response current and X-ray energy is obtained to achieve resolution of X-ray with different energy levels.
