摘要

在这项工作中,提出了一种新的日盲光电探测器的配置,通过室温下磁控溅射的生长方法,分别使用日常使用的纸作为柔性基材和非晶态Ga2O3作为活性材料进行器件构筑。在10V电压的情况下,达到了66mA/W和3×1012Jones的响应率和探测率。此外,纸基非晶态Ga2O3日盲光电探测器在持续扭曲和弯曲变形时表现出卓越的灵活性和稳定性。这项工作为传统的纸质基材应用于低成本的柔性日盲光电探测器提出了一个候选策略。它还提供了开发与宽带隙半导体Ga2O3集成的稳定纸基电子器件的可能性。

Abstract

In this paper, we propose a novel configuration of photodetectors using paper as flexible sub-strates and amorphous Ga2O3 as the active materials, respectively. A decent responsivity yield and specific detectivity of up to 66 mA/W and 3×1012 Jones were attained under 10 V bias. More-over, the paper-based amorphous Ga2O3 solar-blind photodetector exhibits superior flexibility and stability upon sustained twisting and bending deformation. This work presents a candidate strategy for the application of conventional paper substrates to low cost flexible solar-blind photodetectors. It also offers the possibility of developing stable paper-based electronics inte-grated with wide bandgap semiconductor Ga2O3
