Effects of S on solid solubility of Ag and electrical properties of Ag-doped ZnO

通过实验和第一性原理研究了硫对Ag掺杂ZnO薄膜中Ag的固溶度和电学性质的影响。由于Ag与S的结合要强于O,S掺入ZnO能够增加AgZn受主的固溶度,从而导致Ag掺杂ZnO薄膜的导电类型随着S含量的增加逐渐由n型向p型转变。低温光致发光光谱和第一性原理计算表明p型Ag-S共掺杂ZnO薄膜中存在AgZn和AgZn-nSo两种类型的受主,而AgZn-nSo有更低的形成能和受主能级。Ag-S共掺杂ZnO薄膜的p型导电主要来自于AgZn-nSo复合受主的贡献。

Effects of S on solid solubility of Ag and electrical properties of Ag-doped ZnO films are investigated by experiment and first-principles calcualtion. It is found that S alloying in ZnO can increase solid solubility of Ag substituting for Zn (AgZn) due to that Ag binds more easily with S than O, leading to that Ag-S codoped ZnO films gradually transform from n- to p-type conductivity with increasing S content. The low-temperature photoluminescence measurement and first-principles calculation indicate that there are two kinds of AgZn and AgZn-nSO acceptors in the p-type Ag-S codoped ZnO and the AgZn-nSO acceptor has lower formation energy and acceptor transition energy than AgZn. The p-type conduction of the Ag-S codoped ZnO comes dominantly from contribution of the AgZn-nSO acceptor.
