大信号调制下VCSEL非线性特性的研究

在SIMULINK平台下建立了垂直腔面发射激光器(VCSEL)的动态仿真模型,实施高频大信号调制情形下的动态仿真。选择有源区孔径、厚度、调制频率、偏置电流和自发辐射因子为控制参量,定量分析它对VCSEL 稳定性的影响。结果表明,减小有源层孔径或厚度、增大调制频率或自发辐射因子均对系统的非线性特性显现出很好的抑制能力。而偏置电流的变化对VCSEL此特性影响不为明显。仿真结果与文献实验结果吻合。
he model of the vertical cavity surface emitting laser (VCSEL) was established by SIMULINK and the influences of some certain parameters (aperture and thickness of active region, modulation frequency , bias current and spontaneous emission factor) on the high frequency and large signal modulation response are studied. The result shows normalized peak photon density undergoes the regions of single, double and single period with increasing the modulation index. VCSEL with small aperture and thickness of active region has better immunity to irregular modulation response, and we can achieve the same effect by increasing modulation frequency or spontaneous emission factor. But the bias current has little effect on modulation response. The simulation results are agree with the experimental results reported in document
