模拟寿命谱分析ZnO正电子寿命

为研究寿命分解对ZnO缺陷寿命影响,模拟了ZnO中空位浓度在1015 ~1018 cm-3的含Zn空位、Zn空位氢复合体、Zn+O双空位的ZnO正电子寿命谱并进行拟合分解。结果表明:当存在多于一种空位型缺陷浓度时,正电子寿命谱仍能很好地分解成2个寿命成分;当多于2种缺陷同时存在时,2个寿命拟合分解出的正电子寿命将出现虚拟寿命;仅利用体寿命模型评价正电子寿命谱分解过程是否合理并不十分可靠,需结合具体情况来判断拟合分解的结果是否具有物理意义;本文研究结果有助于在数据处理上分析ZnO中存在的具有争议的正电子体寿命及空位寿命。

o investigate the influence of lifetime spectra decomposition on the positron lifetime of ZnO, positron lifetime spectra of ZnO having defects of Zn vacancy, Zn-vacancy-hydrogen complex, Zn+O divacancy with concentrations from 1015 cm-3 to 1018 cm-3 are simulated. The obtained lifetime spectra is well decomposed into two components even if more than one type of defect exist. The two lifetime components ?tting will yield arti?cial positron lifetime components in more than two type of defect systems. The bulk lifetime model for evaluating the validity of lifetime spectra decomposition alone is not reliable, and will lead to improper interpretation of positron lifetime components. The present work is helpful to analyze controversial positron lifetimes of bulk and vacancies in ZnO from the viewpoint of lifetime data treatment.
