本文通过对外腔式拉曼激光器传输方程的数值计算展示了硅波导拉曼激光器在中红外波段运转的可能性。采用2.94μm激光作为泵浦光,入射到硅波导中经过521 cm-1的拉曼频移可以得到3.47μm的拉曼激光。分别对F-P腔和环形腔中红外硅波导拉曼激光器进行了分析。对于F-P腔中红外硅波导拉曼激光器,当有效模式面积为5μm2,波导长度为30mm,线性损耗为0.5dB/cm时,理论计算得到了小于1W的激光阈值。对于不同条件下两种中红外硅波导拉曼激光器的输出特性进行了理论分析。

In this paper, the possibility of the Mid-IR silicon waveguide Raman laser is shown by numerically calculating the the transfer equations of the extracavity Raman laser. If the pumping wavelength is 2.94 μm, the output Raman laser at 3.47 μm can be obtained with the 521 cm-1 Raman shift. The characteristics of the F-P cavity and ring cavity Mid-IR silicon waveguide Raman lasers are analysed. For the F-P cavity Mid-IR silicon waveguide Raman laser, when the effective mode area is 5 μm2, the waveguide wavelength is 30 mm, and the linear loss is 0.5 dB/cm, the laser threshold is obtained to be less than 1 W. The output properties of the two Mid-IR silicon waveguide Raman lasers are calculated and discussed under different conditions.
