单晶黑硅太阳能电池特性研究

Study on the characteristics of monocrystalline black silicon solar cells

本本文主要研究了单晶黑硅太阳能电池的特性。在具有金字塔的p型单晶(100)硅片表面,通过银纳米粒子辅助刻蚀制备了纳米线阵列,并以此为衬底按照太阳能电池的生产工艺制备了单晶黑硅太阳能电池。通过与普通单晶硅太阳能电池的对比,发现黑硅太阳能电池具有优良减反射能力,但其电池性能却低于普通电池。随后经过量子效率测定,软件模拟与瞬态表面光伏响应测量,证明了影响其电池性能的主要因素是高密度的表面缺陷所造成的表面复合,以及纳米结构内死层的存在。

In this paper, characteristics of monocrystalline black silicon solar cells were investigated. Vertically aligned monocrystalline(100)silicon nanowires on p-type Si surface with pyramid structures were prepare by silver-nanoparticle-assisted etching. And in accordance with the monocrystalline solar cell production process,black silicon solar cells were prepared. Compared with the ordinary monocrystalline silicon solar cells, the black silicon solar cells have excellent anti-reflection capability, but the average performance of black silicon solar cells was lower than the ordinary monocrystalline silicon solar cells. By quantum efficiency measurement, software simulation and transient surface photovoltage response measurement, demonstrated that the main factors affecting the efficiency are surface recombination caused by surface defects and the presence of the dead layer in the nanostructure.
