氧化锌/石墨烯异质结构的光电特性
he photoelectric properties of ZnO1-x/graphene heterostructure
摘要:本文利用磁控溅射沉积氧化锌薄膜,湿法转移石墨烯,构筑了一种氧化锌/石墨烯异质结构,并给出了一系列性质的测试结果。通过对结果进行分析,我们发现相比于氧化锌,氧化锌/石墨烯异质结构具有一些增强的光电特性。如氧化锌/石墨烯异质结在可见光和近红外波段吸收率有所提高,由于石墨烯具有高电导率,在暗环境和700 nm波长的光照条件下,电流均显著增强。同时,氧化锌/石墨烯异质结构具有较高的电流增益,因此氧化锌/石墨烯异质结构有望广泛应用于可见光及近红外波段探测领域。
In this paper, we present the result of a heterostructure fabricated on non-stoichiometric zinc oxide (ZnO1-x) film and graphene. ZnO1-x/graphene heterostructure were constructed by depositing ZnO1-x layer by magnetron sputtering and wet-method transferring graphene. Analaysed the results, we could find that ZnO1-x/graphene heterostructure is with some enhanced photo-electric properties. For instance, the absorbance of ZnO1-x/graphene in visible and near-infrared region is improved, and due to high conductivity of graphene, the current is increased significantly, both in dark and under irradiation of 700 nm. With calculation of absolute current gain, ZnO1-x/graphene has a higher current gain. Thus, ZnO1-x/graphene heterostructure would be widely applied in visible light to near-infrared detection in the future. n this paper……….. (10 Points, Times New Roman)
