Frequency performance analysis of InP/InGaAs HBT

频响特性是HBT设计中应首先考虑的因素,而 , 则是HBT最主要的频率性能指标,本文基于InP/InGaAs HBT器件的物理结构构建了小信号等效电路模型。对该模型进行了理论分析和数值推导,借助PSpice和Matlab对该等效电路模型的频响特性进行了详细的仿真分析,得出了影响 , 的主要因素,同时比较了PSpice和Matlab两种软件的优劣,对InP/InGaAs HBT设计制作和性能优化具有一定的指导作用。

Frequency response is the first key factor in the design of heterojunction bipolar transistor, and fT, are the main frequency parameter, In this paper, InP/InGaAs HBT small-signal circuit model is introduced based on it’s structure. make theory analysis & numerical deduction for the model, and use PSpice & Matlab tools to analysis and simulate the frequency characteristic of the circuit model, educe some main factor affecting fT, , and also compare the different effect of PSpice & Matlab tools, which will instruct the design and optimization of InP/InGaAs HBT.
