Effect of deposition temperatures on the composition and microstructure of BCN films

本文采用磁控溅射方法,改变沉积温度制备了系列硼碳氮(BCN)薄膜。采用X射线光电子能谱仪和傅立叶红外光谱仪分析了薄膜的成分和结构。研究结果表明,沉积温度改变对薄膜的成分无明显影响,但会影响薄膜无序程度和微观键结构组成。升高沉积温度可降低薄膜的无序程度。低温沉积的薄膜以B-C键为主,随着沉积温度的升高,薄膜中B-N键含量增加,且温度升至300℃以上时,sp3杂化的B-N键开始出现,其含量随沉积温度增加而增加。

In this paper, BCN films were deposited by magnetron sputtering with different deposition temperatures. X-ray photoelectron spectroscopy and Fourier transform infrared spectroscopy were used to confirm the composition and bonding structure of the BCN films. The results indicated that the change of deposition temperatures has little effect on the composition of BCN films, but affected the disordered degree and bonding structures. The disordered degree of films decreased with the increasing of the deposition temperatures. The main structure is B-C bonding at low deposition temperature, and the content of B-N bonding increased with the increasing of the deposition temperature. Sp3 B-N bonding appeared when the deposition temperature reached 300℃, whose content increased with the increasing of the deposition temperature.
